Alter RADNEXT Transnational Access reviewers have accepted technology HISiC (Heavy Ions tolerant SiC diodes configurations) project proposal with H2020 funding.
SiC weakness under heavy ions radiation is not a secret. The radiation improved SiC multi-die configuration modules will be tested in this project, demonstrating SOAs (Safe Operating Area) up to voltages requested by industry.

The non-linear resistance behavior is successfully use to get specific features like sensors, limiters, ESD protection, self-balancing temperature stabilisation etc. using still a relatively simple and reliable passive component.

The most relevant result of this work is that all tested samples passed satisfactory the test without relevant changes in the measured parameters, with the exception of one of the WG-EO switches which had a catastrophic failure, as it will be commented later. The pass/non-pass criteria were defined comparing the results of the electro-optical characterization after each test with the corresponding results for each parameter prior to the tests, taking into account the measurement uncertainty.

Even if there are known weaknesses of SiC Schottky diodes while being biased at high voltage in dense ions environments, they can still be the best option for certain very demanding operational conditions. The compatibility of these devices is analysed in this technical note.
